Hi,
I'm currrently doing failure analysis on IC's that shows high current consumption (approx 1 mA instead of 500nA) After selectively decapping over the ASIC the component is healing(failure could not be stressed back with either temp cycling, solder reflow or baking). No contamination/residues could be located inside the package with X-Ray. No shorts between pins either. But there is a low resistance between VSS and VDD. (1kOhm instead of 1MOhm). Any suggestions for further progress on this one or suggestions of what could cause this? |

When you say component is healing after decap, does it mean the unit is becoming good after decap? And is the small resistance between Vss and Vdd observed even if the unit is already good after decap?
If you still see abnormal resistance after decap, I suggest that you do liquid crystal analysis on the unit while forcing the anomalous I/V curve of the unit to see if any part of the die is heating up. This will tell you which part of the die is gobbling up the large currents. Isolate the hot spot and then do microprobing and die delayering to find the problem.
Good luck. |
