Hi,
Is anybody can help or provide a data showing that Solder Die Attach overflow on the die paddle can cause die top delamination after subjecting to Autoclave Test. Your good help and inputs is highly appreciated.

In your samples, is the die paddle with D/A overflow also delaminated or not? What's the composition of your solder? Is there no die delam yet after the precon before your autoclave test?
