Hi,
Lately i had done an evaluation. Which i had retest good parts (from other tester), and i found one unit was failing conti short test. From the FA report, only can show that it;s die related after microprobing.
I m wondering it's posible that the tester cause the failure (because i m retesting the good parts). Will the dc voltage of power supply higher than spec cause this failure (I said this because after complete the testing. we only found that the tester dc voltage power supply was out of spec)? Or is there any other possibility?

yes, this is very possible. in fact, tester-induced EOS is more common than most people think. to confirm this, you can do simulations on known good units to see if your off-spec supply can induce more failures of the same kind. just run the test with off-spec supply repeatedly on your kgd's.
you can slso ask your FA about the nature of the short. depending on the damaged feature, you can check if the increase in voltage you saw can result in this failure. for example, thin dielectric layers can break down with an increase of just a few volts.
other possibilities? esd is one!
