I am looking for any info on Bake recover failures after HAST testing.
We observed a couple of part numbers that failed after HAST 130C/85% and recovered after baking for 24 hours. Has any one seen this failure mode at 121/85 or 85/85?

Hi Peter Lee,
Yup, we see bake-recoverable failures in moisture-related tests once in a while (PCT, HAST, THB, etc.). You must do FA first on the samples before sounding the alarm bells. If the failures are isolated leakage issues that recover with bake, and you can't find any anomalies in the sample, then this may be a simple case of moisture effects with no rel issues in the field.
It's time to worry if you see: 1) the onset of corrosion on the die; or 2) the failures are retriggered with the application of bias by burn-in or HAST (a sign of mobile ionic contam).

| Do you know of any studies or papers on bake recoverable failures?
